A kisebb, gyorsabb és energia takarékosabb információ tároló és feldolgozó eszközök iránti igény új technológiák és anyagok kifejlesztését ösztönözi. Ebben a pályázatban két új anyag családot, lyukas spinel szerkezetű Mott szigetelőket és bizmut alapú poláris félvezetőket szeretnénk vizsgálni, amelyek rezisztív memóriák illetve spintronikai eszközök alapjául szolgálhatnak.

A közelmúlt kutatásai megmutatták, hogy keskeny tiltott sávú Mott szigetelők ellenállása külső elektromos tér segítségével kapcsolható. Annak ellenére, hogy ez a nem-illékony ellenállás változás alkalmas lenne nanoméretű memória egységek készítésre, a jelenség oka máig ismeretlen. Kutatásunk célja a rezisztív kapcsolást biztosító Mott szigtelő fázis megismerése lyukas spinellekben infravörös spektroszkópiával. Elektromos tér modulációs spektroszkópia segítségével nyomon szeretnénk követni a tér által indukált változásokat mind az elektron-, mind pedig a rácsszerkezetben.

A spintronika egy olyan gyorsan fejlődő technológia, amely az elektron spinjében kódolt információt külső terekkel szeretné manipulálni. Ennek a technológiának egy ígéretes alapanyaga az elmúlt években szintetizált poláris félvezető, a BiTeI. Az inverziós szimmetria hiányának és a nagy (~100 meV) spin-pálya csatolásnak köszönhetően ellentétes kristály momentumok esetén az elektronok spinje ellentétes ebben az anyagban. Továbbá, amint azt a pályázó egy korábbi munkájában megmutatta, a BiTeI-ban lineáris, azaz tömeg nélküli a diszperziós reláció. Annak érdekében, hogy felderítsük a BiTeI sávszerkezetét infravörös Landau nívó spektroszkópiát szeretnénk végezni nagy mágneses terekben.

Mi a kutatás alapkérdése?
Ebben a részben írja le röviden, hogy mi a kutatás segítségével megválaszolni kívánt probléma, mi a kutatás kiinduló hipotézise, milyen kérdéseket válaszolnak meg a kísérletek.

A lyukas spinellekkel kapcsolatos kutatásunk fő célja az anyag két különböző ellenállású állapotának jellemzése, és a kapcsolás mikroszkopikus mechanizmusának megértése. A Mott-szigetelő és a kis ellenállású állapotokról infravörös spektroszkópia segítségével gyűjtünk információt GaM4X8 kristályokban (M=V, Ta; X=S, Se, Te). A különböző tiltott sávval és kristály rács paraméterekkel rendelkező vegyületek szisztematikus vizsgálatával, meghatározzuk azokat a kulcsfontosságú mennyiségeket, amelyek megszabják a kapcsolási elektromos teret, a magas/alacsony ellenállások arányát és a kapcsolás sebességét. Statikus elektromos tér hatása mellett, a kapcsolás dinamikáját is vizsgálni fogjuk terahertz (THz) pumpa - THz próba kísérletekben. Várakozásunk szerint az intenzív THz sugárzás elektromos terének hatására az alacsony frekvenciájú optikai vezetőképesség ̶ a dc határesethez hasonlóan ̶ jelentősen növekedni fog.

A BiTeI esetében Landau nívó spektroszkópia segítségével olyan alapvető sávszerkezeti paramétereket szeretnénk meghatározni, mint a g-faktor vagy az effektív tömeg. Ezek a mennyiségek közvetlenül befolyásolják a momentum-térbeli spin struktúrát, tehát ismeretük elengedhetetlen spintronikai alkalmazásokban. A Landau nívók és az infravörös fotonok által gerjesztett átmenetek megfigyelése önmagában is érdekes, hiszen a poláris félvezetőkben a szimmetria megengedi tömegnélküli Dirac típusú kvázirészecskék megjelenését. Ezen elektronok mágneses térbeli mozgása azért különleges, mert a nívók energiája a külső tér négyzetgyökével arányos, és számos Landau nívó közötti átmenet megengedett a spin és pálya momentumban kevert hullámfüggvénnyel jellemezhető állapotok között.

Mi a kutatás jelentősége?
Röviden írja le, milyen új perspektívát nyitnak az alapkutatásban az elért eredmények, milyen társadalmi hasznosíthatóságnak teremtik meg a tudományos alapját. Mutassa be, hogy a megpályázott kutatási területen lévő hazai és a nemzetközi versenytársaihoz képest melyek az egyediségei és erősségei a pályázatának!

A rezisztív memóriák nagy előnye, például a flash memóriákkal összevetve, hogy nem-illékonyak, energiatakarékosak és nanométeres skálán is alkalmazhatóak. Ennek a technológiának a fontosságát jelzi, hogy olyan jelentős elektronikai cégek, mint a HP, a Panasonics vagy a Samsung egyaránt intenzív kutatást végeznek a témában. Úgy hisszük, hogy kutatásaink lényegesen hozzájárulhatnak a Mott-szigetelőkben lezajló rezisztív kapcsolás megértéséhez. Kutatásaink értékes információt szolgáltathatnak a sávszerkezetről, a Mott tiltott sáv méretéről és a rácsrezgésekről is, ezáltal útmutatást adhatnak új, rezisztív memóriákban alkalmazható anyagok létrehozásához.

A rezisztív kapcsolás nagy frekvenciás (THz) dinamikájának tanulmányozásával kiterjesztjük a lehetséges alkalmazások körét az elektronikán túlra. Azt jósoljuk, hogy az ellenállás ultragyors változtatásával lehetőség nyílhat ezen anyagok telekommunikációs alkalmazására is, mint THz és infravörös jelmodulátor vagy optikai memória.

A poláris félvezető, BiTeI sávszerkezetének mélyebb megértése nagyban hozzájárulhat további, nagy spin-pálya csatolással rendelkező, ferroelektromos anyagok kifejlesztéséhez. Ezen vegyületek számos spintronikai eszköz, ̶ mint például spin-tranzisztorok, spin-polarizált áram források vagy spinfüggő világító diódák és fotodetektorok ̶ alapját képezhetik. Az alapkutatások területén arra számítunk, hogy új eredményeink tovább szélesítik a Dirac és Rashba rendszerekkel kapcsolatos tudásunkat. A grafénhez, mint tipikus Dirac electron rendszerhez képest, a BiTeI különlegessége abban áll, hogy a spin-pálya kölcsönhatás erős, mely az elektron valódi spinjét a kristály momentumhoz csatolja.

A kutatás összefoglalója, célkitűzései laikusok számára
Ebben a fejezetben írja le a kutatás fő célkitűzéseit alapműveltséggel rendelkező laikusok számára. Ez az összefoglaló a döntéshozók, a média, illetve az érdeklődők tájékoztatása szempontjából különösen fontos az NKFI Hivatal számára.

Ebben a pályázatban olyan anyagokat vizsgálunk, melyek új típusú információs technológiák alapanyagául szolgálhatnak.

A vizsgált anyagok első csoportja az úgy nevezett Mott-szigetelők közzé tartozik, melyekben az elektronok közötti Coulomb kölcsönhatás egy külső hatásokra érzékeny, szigetelő fázist hoz létre. Az elmúlt évek kutatásai megmutatták, hogy ilyen anyagok ellenállása elektromos térrel kapcsolgatható két állapot között. Mivel ez a tulajdonság lehetőséget kínál kisebb méretű memóriák előállítására, ezért kutatásaink ezen jelenség mélyebb megértését célozzák. Az elektronok egymás közötti illetve kristály ráccsal történő kölcsönhatását sejtik a jelenség mögött, ezért elsőként ezeket fogjuk megvizsgálni. Ezt követően intenzív fény impulzusok hatását is tanulmányozni fogjuk, melyek elektromos tere, a statikus terekhez képest, jóval nagyobb lehet. Hipotézisünk szerint az optikai elektromos terek szintén képesek változtatni az ellenállást, illetve a fényelnyelő képességet, így ezen anyagok telekommunikációs alkalmazásokban is teret nyerhetnek.

Egy másik gyorsan fejlődő terület az informatikában az elektron saját mágneses momentumát, a spint használja az információ tárolására és feldolgozására. Kutatásunkban egy olyan újonnan szintetizált anyagot, a BiTeI-ot, vizsgálunk, amelyben a spinek iránya ellentétes, ha az elektronok impulzusát megfordítjuk. A BiTeI a spinek elektromos árammal történő manipulációját teszi lehetővé. Nagy mágneses tereket használva tanulmányozni fogjuk az elektronok mozgását ebben az anyagban. Méréseink segítségével olyan mikroszkopikus paramétereket szeretnénk meghatározni, melyek ismerete elengedhetetlen valós alkalmazások kifejlesztéséhez.

The continuous demand for smaller, faster and more energy efficient memories and information processing devices has been triggering search for novel information technologies based on new functional materials. In this project, we are going to investigate two novel material families, the Mott insulator lacunar spinels and bismuth based polar semiconductors, which can gain applications in the field of resistive memories and spintronics, respectively.

As it has been demonstrated recently, the resistivity of narrow gap Mott insulators can be switched by an external electric field. Although this non-volatile change in the resistivity could be used to build memories even at the nanoscale, the mechanism of the resistive switching has not been understood yet. Here, we aim to study the mother, Mott insulating phase of this phenomenon in lacunar spinels by infrared spectroscopy. We will trace the the electric field induced changes in the electronic and lattice structure of these compounds by electric field modulation spectroscopy.

Spintronics is another rapidly emerging technology which aims to control the information stored in the spin of electrons. In the recently synthesized polar semiconductor, BiTeI, the electrons with opposite momentum possess opposite spins protected by a large (~100 meV) spin-orbit splitting. Thus, this material may find applications in spintronics. Furthermore, this compound hosts massless particles as demonstrated by the Applicant. In order to gain more information about the spin polarized band structure of BiTeI we will perform infrared Landau level spectroscopy in high magnetic fields.

What is the major research question?
Describe here briefly the problem to be solved by the research, the starting hypothesis, and the questions addressed by the experiments.

In lacunar spinels, our main research target is the characterization of the two states with different resistivity and the understanding of the microscopic mechanism of the switching between these states. We are going to investigate both the Mott insulating and the low resistivity states by infrared spectroscopy in GaM4X8 (M=V, Ta; X=S, Se, Te). We expect that the systematic study of these compounds with different lattice properties and Mott gaps will allow us to deduce the key material parameters determining the threshold electric field required for the switching, the high/low resistivity ratio and the speed of the operation. Beside the effect of static electric fields, we are also interested in the dynamics of switching. We will study the low frequency optical conductivity in the presence of intense terahertz (THz) frequency radiation by THz pump - THz probe experiments.

In the case of BiTeI, we aim to deduce fundamental band structure parameters such as the g-factor and the effective mass from infrared Landau level (LL) spectroscopy. These parameters are intimately connected to the momentum-space spin structure, hence, they are crucial for applications in spintronics. From a fundamental point of view the observation of the LLs in a polar semiconductor is also very interesting, since the symmetry allows the emergence of massless Dirac fermions. The dynamics of these electrons in an external magnetic field is unique, as their LLs scales with the square root of the field magnitude, and various inter-LL transitions are allowed due to the mixed spin and orbital character of the wavefunctions.

What is the significance of the research?
Describe the new perspectives opened by the results achieved, including the scientific basics of potential societal applications. Please describe the unique strengths of your proposal in comparison to your domestic and international competitors in the given field.

Resistive memories, beside their non-volatile character and their low power consumption, also have the potential to be scaled down to nanometer scale unlike the presently available ones, e.g. flash memories. The feasibility of the resistive memory concept is highlighted by the intense research activity of leading electronics companies such as HP, Panasonic, Samsung, etc. We believe that our research can significantly contribute to the understanding of resistive switching phenomena in Mott insulators, which are promising candidates to serve as active memory element. We anticipate that our research will provide information about the band structure and the energy of Mott gap, phonon modes, thus, it will help to orientate the synthesis of novel materials designed for resistive memories.

By studying the high frequency, THz dynamics of resistive switching we may be able to extend its concept beyond electronics. By demonstrating the ultrafast control of resistivity, these compounds can also gain applications in the field of telecommunication as a THz, infrared optical modulator or as an optical memory.

In materials science the deeper understanding of the band structure of BiTeI can promote further research toward ferroelectric semiconductors with large spin-orbit coupling. Such systems can become basic components in spintronic devices such as efficient spin transistors, spin-polarized current sources, or spin dependent light emitters and photodiodes. We expect that these studies can broader the horizon of our knowledge about Dirac and Rashba systems. The peculiarity of BiTeI lies in the fact that the spin and the momentum of the electrons are interlocked and the large spin-orbit coupling does play an important role in their physical properties in contrast to the case of graphene.

Summary and aims of the research for the public

In this project we are going to study new materials which have the possibility to find applications in novel information technologies.
The first group of materials belongs to the so-called Mott-insulators in which the Coulomb interaction between the electrons leads to a fragile insulating phase and opens the way for phase transitions triggered by external stimuli. Recently, it has been shown that the resistivity of these materials can be switched back and forth between a high and a low resistivity state. Since this function can be applied to produce new and smaller memories, our goal is to trace the origin of this phenomenon. We will systematically study the role of the two key factors, the electron-electron interaction and the crystal structure. We will also probe the change in the resistivity induced by the electric field of an intense light pulse. These results can support new applications in telecommunication.

Another emerging concept in informatics is the application of the magnetic moment of the electron, its spin, to code information. This technology requires materials where the spin can be controlled by external current or voltage signals. Here, we aim to investigate a newly synthesized material in which the charge carriers can have opposite spin polarizations for opposite directions of the electric current. Using high magnetic fields we will characterize the motion of electrons in this material, and we will determine those microscopic parameters which are important for the development of real applications.

Ebben a pályázatban két új, informatikai alkalmazásokkal kecsegtető anyagcsalád vizsgálatát tűztük ki célul. A lyukas spinell szerkezetű keskeny tiltottsávú Mott szigetelők esetén felderítettük azok mágneses tér – hőmérséklet fázisdiagramját, tanulmányoztuk a rács és a töltés gerjesztéseiket, valamint feltérképeztük a mágneses és polarizációs doménszerkezetüket. Új típusú topologikus spin struktúrát, ún. Néel skyrmion rácsot figyeltünk meg az ebbe az anyagcsaládba tartozó multiferroikus GaV4S8-ban. Mivel ezek a skyrmionok nem-triviális polarizáció mintázattal is rendelkeznek, ezért a spintronikában elektromos térrel vezérelt mágneses bitek építőkei lehetnek. A bizmut alapú poláris félvezetők sávszerkezetét nagy mágneses terű infravörös spektroszkópia segítségével vizsgáltuk. A Landau szintek közötti átmenetek megfigyelésével olyan sávszerkezet paramétereket határoztunk meg, mint a Rashba spin-pálya kölcsönhatás erőssége BiTeI-ban illetve BiTeBr-ban. Továbbá sikerült egyetlen elemi cella vastagságú BiTeI réteget leválasztanunk, mely nagy spin-pálya csatolású van der Waals heterostruktúrák készítésere lehet alkalmas. A kísérletek elvégzésébe és az eredmények analízisébe 3 PhD és 2 MSc hallgató is bekapcsolódott. Az eredmények többsége rangos nemzetközi folyóiratokban let közzétéve, mint a Nature Materials, a Physical Review Letter, és a Scientific Reports.
Results in English
In this project we aimed to study two material families promising for future applications in information technologies. In the case of narrow band gap Mott insulators with so-called lacunar spinel crystal structure we characterized their phase diagrams, investigated their lattice and charge excitation spectra, and imaged their magnetic and polar domains. Most interestingly, we found a new type of topological spin texture, termed as Néel skyrmion lattice in the multiferroic GaV4S8. As these skyrmions also posses a non-trivial polarization pattern, they may find applications in spintronics as an electric field controlled magnetic bit. In the case of polar Bi based semiconductors, we studied their band structure by high magnetic field infrared spectroscopy. By observing the inter Landau level transitions band structure parameters, such as the Rashba spin-orbit interaction are deduced for BiTeI and BiTeBr. Furthermore, thin layer of BiTeI were exfoliated, which may add a new building block to van der Waals heterostructures with huge spin-orbit coupling. In the experiments and the analysis of the results 3 PhD and 2 MSc students got involved. Part of the results has been already published in high rank international journals such as Nature Materials, Physical Review Letter, and Scientific Reports.
