A kutatás összefoglalója, célkitűzései szakemberek számára
Itt írja le a kutatás fő célkitűzéseit a témában jártas szakember számára.

Az ólommentes váltást követően elsőként alkalmazott SnAgCu (SAC) forraszötvözetek (96,5Sn/3Ag/0,5Cu) a magas ezüst tartalmuk miatt már nem megfelelőek. Legújabb kutatások az ötvözetek ezüst tartalmának csökkentésére fókuszálnak a költségek csökkentése valamint a megfelelő intermetallikus vegyületkiválások elérése érdekében. Amellett, hogy az új ötvözetekkel készült forrasztott kötések minősége és megbízhatósága sem csökkenhet. A csökkentett ezüsttartalom negatív hatásainak (pl. alacsonyabb mechanikai szilárdság) kiküszöbölésére egy lehetőség további ötvözőfémek alkalmazása az SnAgCu rendszerben, mint például Sb, Bi, Mn stb. Az ilyen új ötvözetekre jellemző az 1 tömeg% alatti ezüsttartalom, valamint az óntartalom jelentős növekedése 98–99 tömeg%-ra. Ez természetesen hatással van a forrasztott kötések mikrostruktúrájára (akár pozitív akár negatív értelemben is), továbbá az óntartalom növekedés komoly megbízhatósági problémák megjelenéséhez vezethet, úgymint az „ón whisker” jelenségek és az „ónpestis”. Az ón whiskerek olyan felületi elváltozások, amelyek a magas óntartalmú forrasztott kötésekből növekednek. Hosszuk elérheti akár az 1 mm-t is, ami komoly rövidzár veszélyt jelent az elektronikus áramkörökben. Az ónpestis, az ón 13,2 °C alatt végbemenő allotróp átalakulása, amely során a forraszötvözetekben alkalmazott, fémes tulajdonságú béta ón mechanikailag instabil alfa ónná alakul, ami komoly megbízhatósági kockázatot jelent az alacsony hőmérsékleten üzemelő elektronikák számára. Mára a magas óntartalmú SAC ötvözetek széles családja áll rendelkezésünkre, azonban mikrostrukturális jellemzőikről valamint megbízhatósági tulajdonságaikról kevés információval rendelkezünk.

Mi a kutatás alapkérdése?
Ebben a részben írja le röviden, hogy mi a kutatás segítségével megválaszolni kívánt probléma, mi a kutatás kiinduló hipotézise, milyen kérdéseket válaszolnak meg a kísérletek.

A kutatás alapkérdése az új típusú, magas óntartalmú forraszötvözetek mikrostrukturális elemzése valamint azok megbízhatósági problémáinak feltérképezése. Ezen belül a kutatás három fő irányra bontható:
1. Ón whisker jelenségek kutatása:
1.a. Erősen korrozív körülmények alatti whisker-növekedés vizsgálata, valamint az eredmények összevetés a klasszikus SAC ötvözetek eredményeivel. Az új ötvöző elemek whisker növekedésre gyakorolt hatásának vizsgálata.
1.b. Azon mechanikai feszültségérték meghatározása, amely már képes az ón whisker növekedésének inicializálására. (Ezen feszültéség értékének nem ismerete jelenleg a terült egyik legnagyobb hiányossága).
2. Ónpestis jelenségek kutatása:
2.a: Az ónpestis jelenség villamos ellenállás-változás alapján történő karakterizálásának további fejlesztése. A módszer alkalmazhatóságának általánossá tétele, akár működő áramkörök esetére is.
2.b: Az új típusú forraszötvözetek ón pestis hajlamának kutatása különféle inokulátor anyagok alkalmazásával, az eredmények összevetése a klasszikus SAC ötvözetek eredményeivel.
3. Forrasztott kötések mikrostruktúrájának elemzése:
3.1. Az új típusú forraszötvözetekkel készült kötések mikrostrukturális analízise (szövetszerkezet, intermetallikus kiválások és intermetallikus rétegnövekedés), a klasszikus SAC ötvözetkehez képesti esetleges változások vizsgálata.
3.2. A mikrostrukturális különbségek (klasszikus SAC ötvözetéhez képest) vizsgálata emelt környezeti körülmények (hőmérséklet, páratartalom, nyomás) mellett. A mikrostrukturális különbségek hatásának vizsgálata a kötések megbízhatóságára és fő minőségi paramétereire (vezetőképesség, mechanikai szilárdság).

Mi a kutatás jelentősége?
Röviden írja le, milyen új perspektívát nyitnak az alapkutatásban az elért eredmények, milyen társadalmi hasznosíthatóságnak teremtik meg a tudományos alapját. Mutassa be, hogy a megpályázott kutatási területen lévő hazai és a nemzetközi versenytársaihoz képest melyek az egyediségei és erősségei a pályázatának!

Az alapkutatás során elérhető eredmények lényeges információval fognak szolgálni az új típusú, magas óntartalmú forraszötvözetek ón whisker növesztési valamint ónpestis hajlamosságával kapcsolatban. Az eredmények szolgálják tovább a fenti jelenségek kialakulási mechanizmusainak mélyebb megértését. A fenti hibajelenségekben az ötvöző elemek szerepének meghatározása hasznos ismereteket nyújthat más iparágak számára is (pl. akkumulátorgyártás, egyéb felületi bevonat készítés).
Az új karakterizálási módszerek megalkotása (ón pestis karakterizálása villamos ellenállás változással és a forrasztott kötések mikrostruktúrájának karakterizálása elektrokémia impedancia spektroszkópiával) elősegíti a kötésekben lezajlódó mikrostrukturális változások további és mélyebb megértését.
Az ötvöző elemek szerepének meghatározása a magas óntartalmú forraszötvözetekben lezajlódó mikrostrukturális változásokban (intermetallikus réteg- és szemcsenövekedés, oxidáció stb).
Általánosan az új típusú, magas óntartalmú forraszötvözetek olyan nélkülözhetetlen megbízhatósági jellemzőinek meghatározása, amelyek ismerete elengedhetetlen a mikroelektronikai ipar számára.
A megalakuló kutatócsoport négy olyan szenior kutatóból áll, akik 5-25 éves tapasztalattal rendelkeznek a metallurgiai kutatások területén; összesen 119 db impakt faktoros folyóiratcikk szerzői, és adott szakterületükön jelentős nemzetközi elismertséggel rendelkeznek.
A kutatás sikeres lefolytatásához a kutatóhelyen minden szükséges berendezés rendelkezésre áll. Ezen felül a vezető kutató jó kapcsolatokat ápol olyan külföldi intézettekkel (lásd a vezető kutató publikációiban), ahol esetlegesen további analitikai eszközök is elérhetők (pl. transzmissziós elektron mikroszkóp).

A kutatás összefoglalója, célkitűzései laikusok számára
Ebben a fejezetben írja le a kutatás fő célkitűzéseit alapműveltséggel rendelkező laikusok számára. Ez az összefoglaló a döntéshozók, a média, illetve az érdeklődők tájékoztatása szempontjából különösen fontos az NKFI Hivatal számára.

A mai modern elektronikai iparban már nem megengedett a környezetre igen káros, ólomtartalmú forraszok használata. Az ólommentes forrasztás kényszere ugyanakkor a mai napig komoly kihívások elé állítja az elektronikai ipart. Az ólommentes váltást követően elsőként alkalmazott, klasszikus ón-ezüst-réz forrasz ötvözetek a magas ezüsttartalmuk miatt már több tekintetben sem megfelelőek (leginkább magas áruk miatt). Így a legújabb kutatások az ötvözetek ezüsttartalmának csökkentésére fókuszálnak, ami összetett feladat elé állítja a kutatókat. Az új ötvözetek olvadáspontja nem növekedhet az iparban alkalmazott 217–221 °C fölé, valamint az új ötvözetekkel készült forrasztott kötések minősége és megbízhatósága sem csökkenhet. A csökkentett ezüsttartalom negatív hatásainak kiküszöbölésre egy lehetséges mód egyéb ötvöző fémek alkalmazása a klasszikus ón-ezüst-réz forraszötvözetekben. Az új ötvözetekre jellemző az 1 tömeg% alatti ezüst tartalom, ugyanakkor az óntartalom jelentős növekedése 98–99 tömeg%-ra. Ez természetesen hatással van a forrasztott kötések szerkezetére, tovább az óntartalom növekedés komoly megbízhatósági problémák megjelenéséhez vezethet, amelyek nagyban csökkenthetik az elektronikus készülékek élettartamát. A magas óntartalmú forrasztott kötésekben bizonyos környezeti hatások mellett olyan anyagi elváltozások következhetnek be, ami rövidzár képződéshez vagy a kötések teljes megsemmisüléséhez is vezethet. Mára a magas óntartalmú forraszötvözetek széles családja áll rendelkezésünkre, azonban az egyes ötvözetek strukturális jellemzőiről valamint megbízhatósági problémáiról még kevés információval rendelkezünk. Ezen kutatás célja a fenti kérdések vizsgálata.

Summary of the research and its aims for experts

The firstly applied, traditional lead free solder alloys – SnAgCu (SAC) – in the electronics industry are not appropriate because of their high silver content. Therefore, novel researches aim to reduce the silver content of the SAC solder alloys with retaining the melting temperature between 217–221 °C and keeping the level of quality and reliability of the solder joints. One solution is to dope further alloying elements (Sb, Bi, Ni, Mn etc.) into the SAC alloys. In novel solder alloys, the silver content is usually under 1wt% and the tin content is increased to over 98wt%. These changes are having effects on the microstructure of the solder joints (these effects can be either positive, either negative), furthermore the increase of the tin content can cause serious reliability problems such as tin whisker growth and tin pest phenomena. The tin whiskers are surface deformations of the pure – and in given circumstances alloyed – tin layer. Their usual size is 5–1000µm in length. Tin whisker growth is a reliability problem of microelectronics, since whiskers result in short circuits between the neighboring conductive parts of electronics. The tin pest is a spontaneous allotropic transition of ß-Sn (metallic form used in solder alloys) to α-Sn (a non-metallic form from, mechanically unstable) below 13.2°C. The tin pest phenomenon causes high reliability risk for microelectronics devices which are operating at low temperature. Up to now, the electronics industry is using the new type of high tin content solder alloys, but there is a lack of information about their reliability and microstructural properties. Therefore, our research aims to provide answers to these questions.

What is the major research question?
Describe here briefly the problem to be solved by the research, the starting hypothesis, and the questions addressed by the experiments.

The idea of the project is to investigate the microstructure; the tin whisker and the tin pest susceptibility of the new type, high tin content solder alloys.
2.1. Tin whisker formation:
Aim #1 Characterize the whisker growth ability of different high tin content solder alloys in harsh corrosive climate and investigate the role of the new alloying elements in the corrosion resistance of the novel alloys. The results will be compared to the results regarding the traditional SAC alloy.
Aim #2 Define the necessary mechanical stress which can induce the tin whisker growth from solder joints formed with novel solder alloys. In the literature, there is no information about the absolute value of the mechanical stress which can induced tin whisker growth.
2.2. Tin pest phenomenon:
Aim #1 Further analysis and development of the electrical resistance change measurement as a characterization method of the tin pest phenomenon; making the method widely applicable.
Aim #2 Characterize the allotropic transition of tin in the case of different high tin content solder alloys and inoculator materials. According to our preliminary results, tin pest phenomenon can have a different mechanism considerably at different alloying elements and at different inoculator material.
2.3. Microstructural analyzes of the high tin content solder alloys:
Aim #1 Characterize the microstructure of the novel, high tin content solder alloys and compare it to the traditional SAC.
Aim #2 Investigate the microstructural differences (compared to traditional SAC) of the novel, high tin content solder alloys subjected to different elevated environmental conditions (high temperature, humidity, overpressure).

What is the significance of the research?
Describe the new perspectives opened by the results achieved, including the scientific basics of potential societal applications. Please describe the unique strengths of your proposal in comparison to your domestic and international competitors in the given field.

The obtained results will provide significant information for the microelectronics industry in the following topics: to get information about the whisker and tin pest susceptibility of novel, high tin content solder alloys and characterize the failure mechanisms. Further purpose is the deeper understanding of the mechanism of whisker and tin pest formation, and describing the effect of the different alloying elements on the phenomena. Moreover, this information will be useful for other industrial sectors as well, like battery production or surface coating technologies.
Further development of the novel characterization methods like the electrical resistance change measurement at the tin pest phenomenon and the electrochemical methods at the analysis of the solder joints microstructure will provide useful tool to be able to understand the microstructural changes more deeply.
Describing the effect of the alloying elements on the microstructure and the microstructural changes (like intermetallic compound- and layer formation, oxidation etc..) of the solder joints prepared with high tin content solder alloys. Describe the effect of the microstructural changes on the quality parameters (mechanical strength, conductivity) of the solder joints.
All in all, to obtain important reliability information for the microelectronics industry about the reliability parameters of the novel high tin content solder alloys.

Out research group contains 4 senior researchers, having 5-25 years research experiments in metallurgy. They are the authors of 119 Impact Factor Journal publications and they are well recognized by the international science community.
For the successful research, the department has all the necessary equipment. Moreover the leading researcher has close connection to foreign research institutes, where further sophisticated analytical equipment is available (such as Transmission Electron Microscope) if it would be such a need.

The mandatory implementation of lead-free soldering technology in the EU under RoHS Directive 2002/95/EC resulted in that from 2006 most of the electronic equipment cannot contain the harmful lead. However the lead-free soldering technology still causes problems in the microelectronics industry. Up to now, the firstly applied, traditional lead free solder alloys – tin-silver-copper (SAC) – in the microelectronics industry are not appropriate because of their high silver content, which results in high price of the solder material. Therefore, novel researches aim to reduce the silver content of the SAC solder alloys with retaining the melting temperature between 217–221 °C and keeping the level of quality and reliability of the solder joints. One solution is to dope further alloying elements into the SAC alloys. In the novel solder alloys, the silver content is usually less than 1 weight% and the tin content is increased to over 98 weight% (“high tin content solder alloys”). These changes are having effects on the microstructure of the solder joints and can increase the possibility of such reliability problems which decreases the life time of the electronics devices. Some harsh environmental circumstances can cause such a microstructural changes in the solder joints of the high tin content solder alloys which can lead to short circuit formation, or to complete deterioration of solder joints. Up to now, the electronics industry is using the new type of high tin content solder alloys, but there is a lack of information about their reliability and microstructural properties. Therefore, our planned research aims to provide answers to these questions.

Kutatási projektünkben a magas óntartalmú forraszötvözetek megbízhatóságát vizsgáltuk. Alapvetően két fő kutatási irányt céloztunk meg: az ón whisker növekedést az ónpestis jelenség vizsgálatát. A projekt 5 éves időtartama alatt ez a két fő irány kibővült a kompozit forraszötvözetek vizsgálatával is. A területen jelentős tudományos eredményekre jutottunk, ezek közül csak a legfontosabbakat szeretnénk kiemelni: - Megmutattuk, hogy az ónpestis jelenség késleltethető újrakristályosítás segítségével magas óntartalmú forraszötvözetekben. - Megmutattuk hogy szubmikron vastagságú ón vékonyrétegek esetében az ón whisker növekedés kockázata nagy, amit a gyors intermetallikus rétegképződés okoz. - Jellemeztül a kompozit forraszkötések mikroszerkezeti és termikus paramétereit. - Felfedeztük és megmagyaráztuk, hogy a TiO2 és ZnO nanorészecskék hatékonyan késleltetik a kompozit forraszkötések korrózióját és ezzel a ón whisker növekedést is gátolják. - Megmutattuk és megmagyaráztuk, hogy SiC forraszötvözetekben való alkalmazásának nagy megbízhatósági kockázatai vannak. - Leírtuk a TiO2 és SiC nanorészecskék forrasz mátrixba történő beépülését. A kísérleteink alapján nagy potenciált látunk a kompozit forraszötvözetek alkalmazására teljesítményelektronikai áramkörökben. Megfelelő gyártástechnológiával javíthatják a teljesítményáramkörök termikus paramétereit, ami napjainkban, a teljesítményelektronika gyors fejlődése miatt elengedhetetlen.

Our research project has investigated the reliability of high Sn-content solder alloys. Basically, we aimed two main specific research branches: the tin whisker growth and the tin pest phenomenon. During the 5 year duration of the project, these two main branches have been extended with the investigation of composite solder alloys as well. We have reached considerable scientific findings in the area, and from these, we would like to highlight only the most important ones: • Showing the positive effect of recrystallization to delay tin pest phenomenon in high Sn content solder alloys. • Showing and explaining high-risk of Sn whisker growth in the case of sub-micron thick Sn thin films. • Characterizing the microstructural and thermal parameters of composite solder joints. • Discovering and explaining the corrosion protection of TiO2 and ZnO nano-particles in composite solder joints against corrosion and Sn whisker growth. • Discovering and explaining the high-reliability risk of application of the SiC in SAC solder alloys. • Characterizing the incorporation of TiO2 and SiC nano-particles into the solder matrix. According to our application trials, we see great potential to apply composite solder alloys in power electronics. They proved that with proper manufacturing technology, they can improve the thermal parameters of the power circuit, which is essential nowadays when power electronics are developing fast.
