A kutatás célja grafén általános vizsgálata THz tartományú jelmodulációban. Továbbá grafén modulátorok és plasma-wave térvezérlésű tranzisztor detektorok összekapcsolhatóságát kívánjuk vizsgálni a THz-es optoelektronikában.

A grafén, mint nagy vezetőképességű és speciális sávszerkezetű anyag alkalmas THz tartományú (0.3-10 THz) sugárzás modulálására, érzékelésére, és rezonáns hullámhossz alatti struktúrák kialakítására. Másrészről, térvezérlésű tranzisztorok (FET) csatornájában kialakuló elektron plazma rezonancia alkalmazható THz spektrumú sugárzás érzékelésére nagyon nagy érzékenységgel és sebességgel. Ilyen detektorok tapasztalataink szerint hagyományos CMOS áramkörökben megvalósíthatóak és integrálhatóak egyéb elektronikai elemekkel (erősítők, ADC).

Kutatásunk során grafén alapú intenzitás és fázis modulációt kívánjuk tömbszerűen megoldani, alkalmazni modulátorként és összekötni képalkotó integrált áramkörökkel. Egy ilyen tömb, mely a sugárzás komplex amplitúdóját képes vezérelhetően befolyásolni, számos új alkalmazást tenne lehetővé. Kombinálva egyedi THz detektorral alkalmas képalkotásra compressed sensing eljárással. Homodyn detektor vevőtömb alkalmazásával komplex amplitúdó rekonstruálására, beam steering, direction of arrival és wavefront detektorként működhet.

Továbbhaladva az integráltsági szinten a sugárzás csatolását grafén antennákkal kívánjuk megvizsgálni, végül grafén detektorok közvetlen integrációját szilícium alapú áramkörökkel.

Mi a kutatás alapkérdése?
Ebben a részben írja le röviden, hogy mi a kutatás segítségével megválaszolni kívánt probléma, mi a kutatás kiinduló hipotézise, milyen kérdéseket válaszolnak meg a kísérletek.

A grafén használhatóságát THz sugárzás modulációra és érzékelésre számos új elméletei munka bemutatta. Azt a problémát szeretnénk átlátni és megoldani, hogy miként lehet célszerűen nagyméretű tömbi komplex-amplitúdó (fázis és intenzitás) modulátorokat kialakítani.

Milyen rétegszerkezet és optikai elrendezés vezet a leghatékonyabb modulációhoz. Milyen modulációs sávszélesség érhető el, és mik ennek az elméleti korlátai.

Alkalmazni kívánjuk a grafén bevonatot THz spektrószkópiai elemzésre digitális mikrofluidikai rendszereinkben. Ebben kihasználnánk, hogy a grafén THz tartományban közel átlátszó, de vezető elektródként alkalmazható. A kutatás kérdései, hogy miként lehet hidrofóbbá tenni a grafén elektródákat teflon bevonattal, milyen hatással jár ez a szivárgási és átütési jellemzőkre, és milyen elrendezés ad szélessávú spektrumban minimális torzulást, veszteséget.

Mi a kutatás jelentősége?
Röviden írja le, milyen új perspektívát nyitnak az alapkutatásban az elért eredmények, milyen társadalmi hasznosíthatóságnak teremtik meg a tudományos alapját. Mutassa be, hogy a megpályázott kutatási területen lévő hazai és a nemzetközi versenytársaihoz képest melyek az egyediségei és erősségei a pályázatának!

A THz-es sugárzásnak számos gyakorlati alkalmazása van, a fontosabbak között szerepel bőrelváltozás diagnosztika (pl. biomarkerek azonosítása), biztonsági átvilágítás, minőség-ellenőrzés, nagysebességű kishatótávolságú biztonságos kommunikáció.

A legtöbb alkalmazás hiányossága a megfelelő képfelbontás, sugárzás mechanikai irányítása, érzékenység, modulációs sebesség, és az eszközök korlátozott hozzáférése. Tömbszerű modulátorok, és modulált frekvenciaérzékenységű érzékelők számos ilyen helyen jelenhetnek meg, utat nyitva jobb minőségű, gyorsabb, mechanikai alkatrészek nélküli, elektronikusan irányítható, és nem utolsó sorban költséghatékony megoldásokkal.

A digitális mikrofluidikai THz spektroszkópia lehetővé tételével pedig új modalitás válik elérhetővé a labor-on-chip koncepciók számára.

A kutatás összefoglalója, célkitűzései laikusok számára
Ebben a fejezetben írja le a kutatás fő célkitűzéseit alapműveltséggel rendelkező laikusok számára. Ez az összefoglaló a döntéshozók, a média, illetve az érdeklődők tájékoztatása szempontjából különösen fontos az NKFI Hivatal számára.

Kutatásunkban a grafén alkalmazását vizsgáljuk terahertz tartományú elektromágneses sugárzás irányítására és érzékelésére. Mind a grafén, mint a terahertzes sugárzás új és aktivan kutatott témakörök, együttes alkalmazásuk csupán az utóbbi években jelent meg.

A terahertz tartományú kommunikáció hatalmas átviteli sebességet tesz lehetővé és olyan kisenergiájú elektromágneses sugárzásról van szó, mely nem ionizáló. Ez teszi lehetővé a gyógyászati alkalmazását is, például bőrdaganatok korai diagnózisát, vagy mikrofluidikai szerkezetekben a csepp töredényi mennyiségű vér elemzését. Találkozhatunk ilyen rendszerekkel a repülőtereken, ahol biztonsági átvilágításra használják, elkerülve a roncsoló röntgensugarak használatát.

Minden ilyen rendszer nélkülözhetetlen eleme a sugárzás irányítása és érzékelése. Célunk olyan modulátorok és kamerák, mikrofluidikai szerkezetetek megépítése, mely egyszerűvé és hozzáférhetővé teszik ezt a technológiát, mindenféle mozgó alkatrész nélkül. Ebben van segítségünkre a grafén, mely kíváló elektromos tulajdonságaival lehetővé teheti nagy érzékenységű kamerák és irányított források létrehozását.

Summary of the research and its aims for experts

The goal of the project is first to investigate the graphene as THz range radiation modulator and secondly, integrate such modulators with plasma-wave field effect transistor detectors in THz optoelectronics and imaging.

The graphene is a highly conductive few atomic layer thick sheet of carbon with special band structure. It is capable of absorbing and alter THz (0.3-10 THz) range radiation and form sub-wavelength resonant antenna structures. On the other hand, field effect transistors (FETs) can detect THz radiation in their channel by 2D electron gas resonance with high sensitivity and speed. Up to our results, these detectors are efficiently integrated with other integrated circuit elements like amplifiers or converters.

In this research, we plan to develop graphene based complex amplitude modulators arranged in large arrays. Next, we will integrate these modulators with FET based detector arrays in various forms. Such a modulator array with complex amplitude modulation (intensity and phase) would have many application fields. Combined with a single or a few detectors, it can capture images using compressed sensing algorithms. Combining with a detector array, it would sense complex wavefronts with the usage of direction of arrival detection that is crucial in modern RF communication. It would be applicable to electronic beam steering as well, which is highly demanded in communication and imaging.

As a further step, we plan to conduct research on integration of graphene resonant antennas with silicon FET detectors.

What is the major research question?
Describe here briefly the problem to be solved by the research, the starting hypothesis, and the questions addressed by the experiments.

The usefulness of graphene in THz radiation modulation and sensing have been predicted by several theoretical works. We would like to found the manufacturing of large arrays of complex amplitude (intensity and phase) modulators with graphene.

What dielectric, substrate and graphene layer structure and optical arrangement leads to optimal modulation. What is the theoretical and practical limits of such a modulator in modulation frequency and depth.

We would like to apply graphene in THz spectroscopy in our digital microfluidic systems as well. We could make use of the fact, that the monolayer graphene is nearly transparent in the THz range, meanwhile highly conductive. Which makes graphene a perfect electrode material in digital microfluidics enabling transmissive spectroscopy analysis. We will investigate, how to make graphene hydrophobe by teflon-AF cover, what it will mean in terms of operational potential, leakage current, break-off voltage. Finally, what layer structure and materials results in optimal spectroscopy with minimal broadband loss.

What is the significance of the research?

The THz radiation has several application fields, such as skin cancer diagnostics, biomarker identification, security screening, high speed local communication.

Many practical application suffer from adequate image resolution, difficulties in mechanical beam steering, low modulation and sensor speed. Arrays of graphene based complex amplitude modulators and frequency tuned sensors would solve several of these problems with high modulation speed, electronic control, and at last in cost effective way.

By enabling the THz spectroscopy in digital microfluidics, a new modality would be introduced in this field.

Summary and aims of the research for the public
Describe here the major aims of the research for an audience with average background information. This summary is especially important for NRDI Office in order to inform decision-makers, media, and others.

In our research, we investigate the graphene as a potential material in terahertz range (1000 GHz) electromagnetic radiation modulation and sensing. It is well known, that the graphene and the terahertz sciences are in the focus of research, and their compound application appeared only in the last years.

The terahertz radiation is the next step in high speed wireless communication. Furhtermore it is a nonionizing radiation, which enables safe application in medicial applications, such as skin cancer diagnostics or in microfluidic systems which analyzis nanoliter droplet of blood samples. We can also find such solutions in airports, as security scanners.

All of these systems requires radiation steering and sensing, which is much harder than e.g. in microwave radars due to the high frequency. Our goal is to create array modulators and imagers, microfludic systems, which let this technology to be simple, accessible, and small without any mechanical parts. We believe that the graphene is an enabling material to reach our goals which posesses excelent electronic properties.

A projekt témaköre a THz alatti frekvenciatartományú képalkotás. A szub-THz sugárzás (200 GHz-1 THz) szabadtéri viselkedése hasonló a látható fényéhez, azonban a relatív hosszú hullámhossz és képpontméret miatt (hő, IR, látható sugárzáshoz képest) kamerák létrehozása nem kézenfekvő. Megvizsgáltuk az optikai és elektronikusan vezérelhető modulátor tömbök létrehozhatóságát, a képalkotás elősegítésére. Elsőként monoréteg grafén bevonatú hordozókat munkáltunk és vizsgáltunk meg, mint modulációra alkalmas anyagot. Ennek során száraz ionmarást, optikai litográfiát használtunk. A gyártás során nem tudtuk megoldani azt a problémát, hogy a grafén tapadása az üveg és szilícum hordozókra gyenge, ezért a kialakított modulátor struktúrák elcsúsztak nagyon gyenge kihozatalt eredményezve. Ahhoz, hogy a modulációt, gyártást, és képalkotást javítsuk, további elrendezést és anyagokat vizsgáltunk meg: • thermoelasztikus Fabry-Pérot rezonátort IR optikai vezérléssel és kiolvasással, • rezonáló MEMS elemeket Fabry-Pérot és Gires-Tournois elrendezésben, • 2D and 2.5D metaanyagokat. • aktív tranzisztor alapú érzékelőket. A projekt kiemelt alkalmazási célja volt a fázisérzékeny mikroszkópikus képalkotás, mellyel az emberi bőr mikrohullámú elnyelését vizsgáltuk. Ehhez egy szélessávú (240-520 GHz), nagy felbontású (NA~1.4), cirkulárisan polarizált pásztázó mikroszkópot építettünk.
Results in English
The topic of the project is sub-THz imaging. The sub-THz (200 GHz-1 THz) radiation's free space behavior is similar to visible light. But, due to the large wavelength and pixel size compared to thermal, IR, visible range, the imager construction is not trivial. We investigated the possibility of constructing electrically changeable solid state free space light modulators. We have explored different electrically and optically controllable techniques. In our experimentation, first commercially available graphene sheets were used and postprocessed. The structuring the sheets have been done by dry reactive ion etching and optical lithography. We found that the graphene’s adhesion to the Si and SiO2 surfaces is very low, the structured material relocated, resulting in low yield even at small arrays. In order to improve the modulation depth and investigate the possible sensor and modulator integration, several architecture have been designed and manufactured using not only graphene as active material: • thermoelastic structures with IR optical readout, • resonating MEMS cantilevers in Fabry-Pérot alignment, • 2D and 2.5D metamaterials. • FET based active resonators. The application field was phase sensitive imaging and sub-THz absorption microscopy of the human skin with visible light image fusion. Phase sensitive, broadband (240-520 GHz), high resolution, circularly polarized scanning microscope based on solid state immersion lens have been constructed.
