A kutatás összefoglalója, célkitűzései szakemberek számára
Itt írja le a kutatás fő célkitűzéseit a témában jártas szakember számára.

Célkitűzésünk olyan új nanoszerkezetek előállítása és kísérleti vizsgálata, melyekben a makroszkópikus tulajdonságokat felváltó kvantumfizikai jelenségek alapjaiban új elektromos vezetési mechanizmusokhoz vezetnek. Kutatásaink elsősorban fémes rétegszerkezetben kialakított nanoméretű memrisztorok és grafén-alapú nanoáramkörök vizsgálatára irányulnak.

A memrisztor egy olyan passzív áramköri elem, amelyben a feszültség-áram karakterisztika alakja függ az előzőleg alkalmazott feszültségektől, átfolyt töltéstől. Az így kiváltható „rezisztív kapcsolási jelenség” akkor került a kutatások központjába, amikor litografálási technikával 50 nm méretű egységeket sikerült előállítani (2008). Korábbi kutatásaink során kifejlesztett technikával 2013-ban sikerült ennél több, mint két nagyságrenddel kisebb keresztmetszetű memrisztort létrehoznunk, amelyben egy 3-5 nm-es aktív tartományban magas transzmissziójú (fémes) állapotok között akár ns-os időskálán is létrehozható a két állapot közti kapcsolás [1]. A memrisztor-tulajdonság miatt a rendszerben nincs stabil I-V munkapont, egy folyamat sebessége visszahat magára a folyamatra, és a dinamikai jelenségek időtartománya 6-8 nagyságrendre is kiterjedhet. Célkitűzésünk a ms-os lassú relaxációtól a GHz-es kapcsolásokig terjedő elektromos vezetési jelenségek feltérképezése és megértése.

Grafén áramkörökben a kétdimenzióba korlátozott elektromos vezetés, a nagy tisztaságból származó ballisztikus effektusok és a ferromágneses ill. szupravezető kontaktusok által létrehozott spinkorrelációk összjátékából származó kvantumeffektusok vizsgálatát és megértését célozzuk meg.

Mi a kutatás alapkérdése?
Ebben a részben írja le röviden, hogy mi a kutatás segítségével megválaszolni kívánt probléma, mi a kutatás kiinduló hipotézise, milyen kérdéseket válaszolnak meg a kísérletek.

Nanoméretű memrisztorok dinamikai tulajdonságainak vizsgálatával a memrisztor működésének legalapvetőbb kérdésére keressük a választ: a korábbi folyamatok hogyan vezetnek egy adott transzmissziót (I-V munkapontot) eredményező nanoszerkezet létrejöttéhez. A vezetési csatornát kialakító lokális átrendeződést többféle mechanizmus is kiválthatja: az extrém magas áramsűrűség miatti elekromigráció; a hatalmas lokális elektromos tér hatása a szerkezet potenciálterére; vagy akár egy nanoskálán lezajló lokális fázisátalakulás. A jelenség megértéséhez az erősen feszültség-(és/vagy áramerősség-)függő dinamikai tulajdonságokban megnyilvánuló nem-exponenciális folyamatok meghatározásán keresztül juthatunk el. Kísérleteinket különböző módon előállított magas transzmissziójú, alacsony ellenállású, 10 nm-nél kisebb laterális méretű memrisztor-rendszereken tervezzük végezni.

Grafén alapú áramkörök karakterizációjával a kvantummechanikai viselkedésük mélyebb megértését célozzuk meg. Olyan kérdésekre keressük a választ, mint hogy a ballisztikus vezetés milyen jelenségeket eredményez, hogyan jelentkeznek ferromágneses vagy szupravezető korrelációk és mennyiben módosítják őket a kvantum Hall tartományban szerepet játszó élállapotok. Andreev-reflexiós mérések segítségével pedig választ kaphatunk ferromágneses kontaktusból injektált spinpolarizáció mértékére.

Mi a kutatás jelentősége?
Röviden írja le, milyen új perspektívát nyitnak az alapkutatásban az elért eredmények, milyen társadalmi hasznosíthatóságnak teremtik meg a tudományos alapját. Mutassa be, hogy a megpályázott kutatási területen lévő hazai és a nemzetközi versenytársaihoz képest melyek az egyediségei és erősségei a pályázatának!

A szilícium alapú félvezető eszközöket felváltó nanoelektronikai megoldások kutatását az elkövetkező évek technológia-váltásának előkészítése motiválja. A nanoskálán lejátszó folyamatok kvantumfizikai meghatározottsága az általunk előállított 3-5 nanoméretű memrisztor olyan tulajdonságaiban is megmutatkozik, hogy a disszipáció (Joule-hő) és az azt kiváltó elektromos ellenállás térben elkülönül: a memrisztor transzmisszióját az aktív tartományban olyan nagy áramsűrűségekkel/terekkel változtatjuk, ami tömbi anyagban soha el nem elérhető (10^9 A/cm2, 10^6 V/cm) [2]. Kutatásaink a memrisztorok kialkulásának és dinamikai jelenségeinek kvantumfizikai alapjaira irányulnak. Eredményeink hozzájárulhatnak memrisztor-alapú elektronikai eszközök kifejlesztéséhez, az analóg adattárolástól, az új elveken működő számítástechnikai algoritmusokon keresztül, a neurális hálózatig.

A grafén kivételesen nagy mobilitása miatt különösen ígéretes nagy frekvenciás elektronikai áramkörök kialakítására. Új mintaelőállítási technikáknak köszönhetően ezekben az áramkörökben a makroszkopikus viselkedéstől merőben eltérő ballisztikus elektromos vezetés valósulhat meg. A hosszú spin szabad úthosszának köszönhetően a grafén új alternatívát kínál spintronikai alkalmazások területén is. Ugyanakkor a spin-polarizál áram megfelelő injektálása kísérletileg még nem megoldott. A pályázat keretei között elkészítésre kerülő grafén áramkörökben olyan kvantummechanikai alapjelenségeket vizsgálunk, amelyek többek között hozzájárulhatnak spintronikai alapfunkciók megértéséhez és javításához.

A memrisztor analóg-memória jellege már 2008-ban felvetette a neurális hálózatokban történő alkalmazásának lehetőségét [3]. A lassú relaxációs jelenségkör további kapcsolatot jelent a neuronok működéséhez, és lehetőséget biztosít az emberi agy tanulási és felejtési mechanizmusának elektronikus másolásához. Kísérleteink további célja a neuron-működés fontos elemeit megvalósító nanoméretű memrisztor-konstrukció létrehozása.

A kutatás összefoglalója, célkitűzései laikusok számára
Ebben a fejezetben írja le a kutatás fő célkitűzéseit alapműveltséggel rendelkező laikusok számára. Ez az összefoglaló a döntéshozók, a média, illetve az érdeklődők tájékoztatása szempontjából különösen fontos az NKFI Hivatal számára.

Célkitűzésünk olyan új nanoszerkezetek előállítása és kísérleti vizsgálata, melyekben a makroszkópikus tulajdonságokat felváltó kvantumfizikai jelenségek alapjaiban új elektromos vezetési mechanizmusok megjelenésére vezetnek. A szilícium alapú félvezető eszközöket felváltó nanoelektronikai megoldások kutatását az elkövetkező évek technológiaváltásának előkészítése motiválja.

A memrisztor egy olyan passzív áramköri elem, amely éppúgy a feszültség és az áram között létesít kapcsolatot, mint az ellenállás, de értéke függ a korábban rajta átfolyt töltéstől. Az ilyen tulajdonsággal rendelkező eszköz analóg memóriaként működik, aminek a viselkedését nagymértékben az előélete határozza meg. Működése sok vonatkozásban hasonlít az emberi agy építőegységének, a neuron működéséhez. Az általunk előállított 3-5 nm-es memrisztor fémes tulajdonságú, GHz-es működésre alkalmas, de lassú relaxációs jelenségeket is mutat. Dinamikai tulajdonságainak kísérleti kutatásával olyan új elektronikai eszközök kialakításnak lehetőségét alapozhatjuk meg, mint pl. analóg számítógép vagy a mesterséges intelligencia.

A grafén különösen ígéretes nagyfrekvenciás elektronikai áramkörök kialakítására. Kivételesen nagy mobilitása miatt a makroszkopikus viselkedéstől merőben eltérő, ún. ballisztikus elektromos vezetés valósulhat meg ezen áramkörökben. A kutatásaink során kvantummechanikai alapjelenségeket vizsgálunk grafén áramkörökben, ami spintronikai és kvantum-elektronikai eszközök kifejlesztéséhez nyithatja meg az utat.

Summary of the research and its aims for experts

We propose the fabrication and experimental investigation of novel nanostructures exhibiting new mechanisms of electrical conductance due to the emergence of various quantum phenomena. The main emphasis is put on nanometer scale memristors fabricated in layered metallic systems as well as on graphene based nanocircuits.

Memristors are passive circuit elements whose current-voltage (I-V) characteristics depend on the history of applied voltages and passing charges, resulting in resistive switching behavior. Such systems have been intensively studied since the first realization of memristor units as small as 50 nm by lithographical approach in 2008. We managed to fabricate memristors with two orders of magnitude smaller cross-sections (3-5 nm in diameter) in 2013. Resistive switching between highly transmitting metallic states was demonstrated at nanosecond timescales [1]. Due to its memristive character the system does not exhibit a steady state I-V trace. As the nature and speed of the underlying physical processes may strongly vary, the time scales of the dynamics may be extended over 6-8 orders of magnitude. Our goal is to study conductance phenomena ranging from slow relaxation taking place at ms time scales to GHz switching.

We aim at the experimental study of complex quantum phenomena in graphene based circuits arising from the interplay of (i) the confined, two-dimensional nature of conductance, (ii) ballistic effects due to high purity material processing and (iii) spin correlations induced by ferromagnetic and/or superconducting leads.

What is the major research question?
Describe here briefly the problem to be solved by the research, the starting hypothesis, and the questions addressed by the experiments.

By studying the dynamical properties of nanometer scale memristors we intend to understand one of the most fundamental questions concerning memristor operation: how do the previous processes contribute to the formation of a nanostructure displaying a certain transmission and I-V characteristics? Local atomic rearrangements yielding to the formation of a conducting channel can have various driving forces: electromigration in the presence of extreme current densities; change of the electrostatic environment due to extremely high local electric fields; or a possible local structural phase transition. In order to explore these phenomena we plan to characterize the non-exponential nature of the underlying physical processes via the strongly bias and/or current dependent dynamical properties. The experiments will be carried out on highly transmitting, low resistance memristive junctions fabricated by different methods providing lateral sizes below 10 nm.

By the electrical characterization of graphene based nanocircuits we aim to investigate their quantum mechanical behavior, e.g. the effects of ballistic conductance as well as of ferromagnetic and superconducting correlations and how the latter are affected by the presence of edge states in the quantum Hall regime. The non-equilibrium spin-polarization injected from ferromagnetic leads will be determined by Andreev reflection spectroscopy.

What is the significance of the research?

The quest for novel nanoelectronic concepts replacing nowadays silicon based technology is motivated by the upcoming years’ technological changes. Quantum behavior taking place at the nanoscale also emerges in the transport properties of our memristors having 3-5 nm size: the origins of dissipation and electrical resistance of the device are spatially separated, thus the transmission probability of the active volume can be tuned by as large current densities and electrical fields (10^9 A/cm2, 10^6 V/cm) which are impossible to realize in the bulk [2]. Our research aims at the quantum mechanical aspects of the formation and dynamical phenomena of the conducting channels. The results are expected to contribute to the development of memristor based electronic circuits including analog memory units and the realization of novel computational concepts as well as to the development of novel neural networks.

Graphene represents a promising material basis for high frequency electronic applications. Novel fabrication techniques enable the investigation of ballistic conductance in graphene nanocircuits. Due to its large spin diffusion length graphene is a new alternative also in the field of spintronics. However, efficient spin-injection into graphene has not yet been demonstrated. In the graphene circuits to be fabricated in the framework of the project we plan to study fundamental quantum mechanical phenomena and thereby contribute to the detailed understanding and improvement of spintronic functionalities.

The analog memory functionality of memristor devices has envisioned the possibility of utilizing memristors in neural networks [3]. The observed slow relaxation provides another link to the operation of neurons, thus enabling the electronic modeling of the learning and decaying mechanisms of the human brain. Realizing a nanometer scale memristor network capable of modeling the basic neuron functionalities is a further aim of our experiments.

The quest for novel nanoelectronic solutions capable of overriding nowadays silicon technology is motivated by meeting the upcoming years’ technological challenges.

Memristors are passive circuit elements which, similarly to resistors, relate the electrical current to a voltage drop via their resistance. However, the actual resistance value of a memristor depends on the total amount of electrical charges which have passed the element. Such a device can be operated as an analog memory unit. Its behavior is largely determined by its previous history, reminiscent of neurons, the building blocks of the human brain. We fabricated metallic memristor devices as small as 3-5 nm capable of GHz operation and, at the same time, showing slow relaxation phenomena. The experimental studies of their dynamical properties open new routes to novel electronic device concepts including analogue computers and artificial intelligence.

Graphene represents a promising material basis for future high frequency electronic circuit design. Due to the exceptionally high electron mobility of graphene these circuits can exhibit ballistic electrical conductance, a very different behavior compared to the one of conventional macroscopic devices. Our studies of fundamental quantum phenomena in graphene nanocircuits may pave the way to the development of novel spintronic and quantum electronic devices.

A pályázat korábbi OTKA tudományos iskola pályázatokból finanszírozott kísérleti tudományos iskola folytatását célozta meg. A projekt központi témája két modern anyagcsalád, grafén és memrisztív anyagok vizsgálata. Mindkét területen számos tudományos eredményt értünk el, melyeket összesen 14 nemzetközi folyóiratcikkben publikáltunk (a közlemények átlagos impakt faktora >6). Eredményeink közül kiemelnénk a grafén nanorés eszközök fejlesztését; grafén-SiOx-grafén rezisztív kapcsoló memóriaegységek komplex kapcsolási dinamikájának feltérképezését; számos további rezisztív kapcsoló memóriarendszer vizsgálatát; mágneses tér által bezárt grafén kvantum pöttyök fejlesztését; rendezetlenség-mentes grafén kvantum Hall élállapotok demonstrálását; a különböző hordozók nagymobilitású grafén eszközökre gyakorolt hatásának vizsgálatát; és a pár atomi vastagságú hBN rétegek “csendes szigetelőként” való alkalmazását különböző kvantumáramkörökben. A tudományos eredményeken túl a pályázat számos hallgató munkáját segítette, a projekthez kapcsolódóan 3 PhD, 9 BSc és 4 TDK dolgozat született, és további 3PhD és 7 MSc munka folyamatban van.

This project targeted the continuation of an experimental scientific school previously funded by consecutive OTKA scientific school grants. The study of two novel material systems -graphene and memristive materials – was chosen as the central focus of this project. In both fields several scientific results were achieved, which were announced in 14 international publications with an average impact factor above 6. These results include the development and characterization of graphene nanogap devices; the study of the complex temporal dynamics in graphene-SiOx-graphene resistive switching units; the detailed investigation of further resistive switching memory systems; the proof of principle demonstration of magnetic field confined quantum dots and disorder-free quantum Hall edge channels in graphene; the effect of different substrates on high mobility graphene devices; and the use of a few atomic layer hBN as a silent insulator in various quantum circuits. Additionally, this project has supported the scientific work of many students: altogether 3 PhD, 9 BSc and 4 TDK theses were prepared along the project, and further 3 PhD and 7 MSc works are presently in progress.
