A kutatás összefoglalója, célkitűzései szakemberek számára
Itt írja le a kutatás fő célkitűzéseit a témában jártas szakember számára.

A project grafén/félvezető heteroszerkezetek előállítását és remélhetően a területen igazi áttörést céloz. Ehhez elsősorban hexagonális AlN, ill. szintén hexagonális ZnO rétegeket állít elő. Ezek a rétegek, szerkezetek új lehetőségeket ígérnek és a project az elektromos tulajdonságok feltárását is célozza. Felhasználási területként az elektronika mellett az electromechanikus érzékelők, szenzorok is szóba jönnek.
A project terve szerint kémiai gőzfázisú (CVD) növesztéssel állítunk elő rétegeket, amelyek grafénnel való kombinációja új lehetőségeket ígér a bandgap (tiltott sávszélesség), hővezetés és piezoelektromosság terén hangolható módon. A jelen projektnek (GRIFONE) szoros tematikus kapcsolata van a Ga kettő közti graphene Flagship Core projecthez és a kettő közti tudástranszfert is lehetővé teszi. Stratégiánk szerint rétegezett anyagokat és nano eszközöket építünk. Megalapozzuk azt a platformot, amely lehetővé teszi az új sp2 koordinációjú rétegezett anyagok, mint h-AlN (III nitridek) és h-ZnO (II oxidok) és ezek grafénen levő heteroátmeneteinek alapkutatását. Mindezt a korábbi elméleti eredmények motiválják, amelyek most kísérleti igazolást kell hoyg nyerjenek. Ehhez jó alapot nyújt a kidolgozott grafén a SiC-on technológia, ill. a megalakult konzorcium, azaz: Linköping University, Department of Physics, Chemistry and Biology, (LiU-IFM), Sweden;
National Research Council of Italy, Institute for Microelectronics and Microsystems, (CNR-IMM), Italy; and Centre for Energy Research,
és a jelen pályázó, MTA EK MFA.

Mi a kutatás alapkérdése?
Ebben a részben írja le röviden, hogy mi a kutatás segítségével megválaszolni kívánt probléma, mi a kutatás kiinduló hipotézise, milyen kérdéseket válaszolnak meg a kísérletek.

A hexagonális AlN és a ZnO azok az anyagok, amelyeket ha grafénre növesztünk rákényszeríthetők, hogy a grafén szerkezetét felvegyék. Elméleti számítások szerint ezen anyagoknál ez a szerkezet jónéhány réteg (kb. 20) vastagságban meg is őrizhető. Az ilyen rétegek tiltott sávszélessége különbözik a vastag AlN és ZnO-étól. MOCVD-vel növesztünk ilyen rétegeket grafén/SiC hordozókra. E növesztett rétegeket transzmissziós elektronmikroszkópiával elemezzük. STM alapú technikákkal felderítjük az elektromos tulajdonságokat.

Mi a kutatás jelentősége?
Röviden írja le, milyen új perspektívát nyitnak az alapkutatásban az elért eredmények, milyen társadalmi hasznosíthatóságnak teremtik meg a tudományos alapját. Mutassa be, hogy a megpályázott kutatási területen lévő hazai és a nemzetközi versenytársaihoz képest melyek az egyediségei és erősségei a pályázatának!

Amennyiben felderítjük a "graphitic" félvezetők tiltott sáv szélességét a növesztési paraméterek és a szerkezet függvényében, akkor ezt szabályozni is tudjuk és ezzel új félvezető eszközök állíthatók elő.

A fizika egyik csoda anyaga a grafén, míg az AlN azon GaN rokon anyaga, amiért nemrég fizikai Nobel díjat adtak. Ezen két anyag kombinációja új eszközöket ígér elsosorban a nanotudományok területén. Az általunk előállított rétegek különleges hővezetési, piezoelektromos, vagy fénykibocsátó tulajdonságokkal rendelkezhetnek.

Summary of the research and its aims for experts
Describe the major aims of the research for experts.

This project aims the fabrication of graphene heterostructures with semiconducting
materials developing an innovative material concept for graphitic films of group III
nitrides and group II oxides with particular reference to h-AlN and h-ZnO. These novel layered materials and
heterostructures offer strategic value in applications requiring fabrication of graphene heterostructures with
semiconducting materials.
This material concept is envisioned to explore and integrate the approach of chemical vapor deposition of h-AlN and h-ZnO on
large-area SiC-supported graphene templates. Future devices can be created by
the virtue of their band gap engineering, thermal conductivity, elasticity and piezoelectricity. A strong
potential synergy between the Graphene Flagship Core project and GRIFONE project is foreseen in knowledge
transfer and multiplication of the team merits. The strategy of the proposed project is a means to build
synergy in layered materials and nano-device research. We expand a platform for fundamental research on
novel sp2 coordinated layered materials of h-AlN (group III nitrides), h-ZnO (group II oxides), and
heterostructures with graphene by experimental verification and theoretical modeling. This
consortium forms a strategic research constellation between three partners: Linköping University,
Department of Physics, Chemistry and Biology, (LiU-IFM), Sweden; National Research Council of Italy,
Institute for Microelectronics and Microsystems, (CNR-IMM), Italy; and Centre for Energy Research,
Hungarian Academy of Sciences, Institute for Technical Physics and Materials Science, (MFA).

What is the major research question?
Describe here briefly the problem to be solved by the research, the starting hypothesis, and the questions addressed by the experiments.

Hexagonal AlN and ZnO are semiconducting materials which can be forced to copy the crystal lattice of graphene when they are grown on graphene. Theoretical papers are published which predict that this crystal structure can be preserved for several (ˇ~20) layers. The forbidden gap of those layers differs (theory predicts) from the values characteristic for thick layers of the same material. We will grow layers on graphene/SiC templates by MOCVD. Those layers will be investigated by transmission electron microscopy. Electrical properties will be explored by STM based techniques.

What is the significance of the research?

Exploring the forbidden gap of "graphitic" semiconductors first we can relate them to the deposition parameters and to the structural properties. Then we can make layers by tailored properties and we can make new semiconducting devices.

Physicist explored a great material, graphene, while AlN is one of the GaN realted materials. The latter was the material of the blue LEDs awarded recently by Nobel prize in physics.
The combination of the two materials promises new devices in teh field of nanotechnology. The grown layers may exhibit exceptional heat conductivity, piezoelectric and light emitting properties.

A munka egy FLAG ERA project keretében folyt, GRIFONE (Graphitic films of group III nitrides and group II oxides: platform for fundamental studies and applications.) Koordinátor: A. Kakanakova, Linköping Sweden, partner: F. Gianazzo, CNR Catania, Italy. A project célja 2D nitrid és oxid rétegek növesztése grafén és SiC közé, valamint grafén/SiC felületére. A grafénra való növesztést megmintázott grafén/SiC hordozón sikerült megvalósítani. Keynote cikkünket a physica status solidi-ben publikáltuk. Áttörést értünk el az Al2O3 leválasztásában, amikor a grafén egyetlen monoréteg volt. Az Advanced Materials Interfaces-ben publkált cikkünkben tárgyaltuk a buffer réteg szerepét is. A gömbi hiba korrigált TEM mikroszkópunkat használva (üzembe helyezve 2018 júniusában) bizonyítani tudtuk, hogy az MOCVD-vel növesztett mintákban 2D InN van a grafén és a SiC közt. A bandgap STS (Scanning Tunneling Spectroscopy) mérésekből 2 eV (+-0.1)-nak adódott, miközben a bulk érték 0.7 eV. Atomi felbontásban leképeztük a 2D InN-et és EDS-el bizonyítottuk nemcsak az indium, de a nitrogén tartalmat is. Az MOCVD leválasztási paramétereket hangolva lehetségessé vált 2D InN, vagy 2D indium oxid növesztése. A második is félvezető anyag. A 2D GaN növesztési kísérletek szintén sikeresek voltak.

The research was carried out in the frame of a FLAG ERA project, GRIFONE (Graphitic films of group III nitrides and group II oxides: platform for fundamental studies and applications.) Coordinator is A. Kakanakova, Linköping Sweden, partner: F. Gianazzo, CNR Catania, Italy. The aim of the study is the growth of 2D nitride layers between graphene and SiC as well as the growth of layers onto graphene/SiC templates. The growth of nitrides over the graphene was achieved on patterned surface of graphene/SiC first. Our keynote paper was published in physica status solidi. We achieved a breakthrough in the deposition of Al2O3 a homogeneous layer was grown, when he graphene is only a monolayer thick. Our manuscript discussed the role of the buffer layer as well, was published in Advanced Materials Interfaces. Using our new aberration corrected TEM (installed in June 2018) we could prove that we have 2D InN in a set of the samples grown by MOCVD. The bandgap of the layer was measured by STS (Scanning Tunneling Spectroscopy) measurements and we got a direct bandgap of 2 eV (+-0.1), while 0.7 eV is characteristic for the bulk. We could image the bilayer of InN and also prove by EDS not only the indium, but the nitrogen content as well. Tuning the deposition parameters in MOCVD it is possible to grow 2D InN, or 2D indium oxide. The second one is also a semiconductor. Experiments to make 2D GaN intercalated between graphene and SiC were also successful.
