A kutatás összefoglalója, célkitűzései szakemberek számára
Itt írja le a kutatás fő célkitűzéseit a témában jártas szakember számára.

A tervezett kutatások célja ionizált gázokban végbemenő jelenségek vizsgálata, ahol az alacsony hőmérsékletű plazma (a nem-termikus ionizáció domináns volta miatt) termodinamikailag nem-egyensúlyi rendszer, továbbá a részecskék transzportja (a térben és időben gyorsan változó terek miatt) hidrodinamikai szempontból nézve szintén nem-egyensúlyi jellegű. Vizsgálataink többsége rádiófrekvenciás plazmákra irányul, célunk ezekben az elektronok fűtési mechanizmusainak felderítése, a plazma gerjesztő hullámformája és a részecskék eloszlásfüggvényei közötti kapcsolat feltárása. Ezeket a kutatásokat reaktív gázokban (és gázkeverékekben) létrehozott gázkisülésekre tervezzük, ahol a negatív ionok jelenléte miatt nagyszámú különböző elemi folyamat játszódik le (és amelyeknek számos "high-tech" laboratóriumi és ipari alkalmazása van: pl. Si és SiO2 marása integrált áramkörök gyártásánál, rétegek leválasztása napelemek előállításánál, vagy biokompatibilis felületek kialakítása orvosi célokra). Ezek mellett tervezzük a rádiófrekvenciás plazmák nemlineáris jelenségeinek, mint pl. spontán mintázatképződés, rezonanciák, hiszterézis-jelenségek és időbeli instabilitások vizsgálatát. Erősen korrelált plazmák területén tervezzük a magasabb rendű (nemlineáris) válaszfüggvények meghatározását és transzportjelenségek leírását. Csoportunk a fenti témákban nagyrészt szimulációs vizsgálatokat tervez, de fel kívánunk építeni egy változtatható frekvenciájú plazmaforrást is saját laboratóriumunkban. Az ezen végezhető méréseket kiegészítik az együttműködő partnerek jól felszerelt laboratóriumaiban végezhető diagnosztikai mérések, melyek lehetővé teszik a numerikus eredmények validálását.

Mi a kutatás alapkérdése?
Ebben a részben írja le röviden, hogy mi a kutatás segítségével megválaszolni kívánt probléma, mi a kutatás kiinduló hipotézise, milyen kérdéseket válaszolnak meg a kísérletek.

Az ionizált gázok fizikájának számos nyitott, alkalmazások szempontjából is releváns kérdésének megválaszolását tervezzük. Számos kérdés merül fel a reaktív gázok keverékében létrehozott plazmák működési mechanizmusának részleteit illetően. További alapkérdést jelentenek a elektronok fűtési mechanizmusa és a gázkeverék plazma jellemzői és működési paraméterei közötti kapcsolatok, valamint az egyes nemlineáris jelenségek (pl. spontán mintázatképződés, rezonáns elektronnyalábok kialakulása, hiszterézis-jelenségek) fizikai alapjai. Számos, eddig megválaszolatlan kérdést vet fel a plazma és a felületek "kétirányú" kölcsönhatása, melynek során egyrészt a felületi folyamatok befolyásolják a plazma jellemzőit, másrészt a plazmából érkező aktív részecskék módosítják a felület tulajdonságait. Az erős részecske-részecske kölcsönhatásokkal jellemzett plazmák magasabb rendű korrelációs függvényei nagyrészt ismeretlenek, és transzportjellemzőit illetően is vannak lezáratlan kérdések (főként erősen mágnesezett plazmákban). Ezen nyitott alapkérdések megválaszolását a projektben összehangolt szimulációs és kísérleti munkával tervezzük. A szimulációk a csoportunkban kidolgozott és a fenti céloknak megfelelően továbbfejlesztendő számítógépes programokon alapulnak. A kísérleti munka keretében fel kívánunk építeni egy rádiófrekvenciás plazmaforrást saját laboratóriumunkban, együttműködő partnereink laboratóriumaiban számos diagnosztikai mérés megvalósítását tervezzük.

Mi a kutatás jelentősége?
Röviden írja le, milyen új perspektívát nyitnak az alapkutatásban az elért eredmények, milyen társadalmi hasznosíthatóságnak teremtik meg a tudományos alapját. Mutassa be, hogy a megpályázott kutatási területen lévő hazai és a nemzetközi versenytársaihoz képest melyek az egyediségei és erősségei a pályázatának!

A projekt fő célja az ionizált gázok fizikai jelenségeinek alapkutatása, az itt szerzett ismeretek viszont nagyban segíthetik az alacsony hőmérsékletű plazmákra alapuló laboratóriumi és ipari alkalmazások fejlődését és optimalizálását. Ezen alkalmazások között talán a legfontosabbak az integrált áramkörök gyártásának egyes lépései (szilícium és szilícium-oxid szeletek reaktív plazma alapú marása), a napelemek gyártásánál alkalmazott plazmával segített gőzfázisú rétegleválasztás, vagy az orvosi célú implantátumok felületének funkcionalizálása. A fentiek multi-milliárd Euro-s piacú iparágak, ezért a plazmás megmunkálási eljárások optimalizálása igen nagy jelentőségű. Az elmúlt évtizedekben ez az optimalizálás nagyrészt empirikus úton haladt, a kísérleti és szimulációs lehetőségek mára érték el azt a szintet, hogy az optimalizálási folyamatot szisztematikus módon támogatni tudják. Ilyen szinten a témában (a titkosan működő ipari kutatócsoportokat nem számolva) pár tucat csoport dolgozik világszerte (Magyarországon rajtunk kívül egy sem). Ezek kb. fele versenytársnak tekinthető, a csoportok másik felével viszont az elmúlt évek alatt egy (informálisan) együttműködő, jelentős és a versenytársakénál erősebb tudományos potenciált képviselő hálózatot alakítottunk ki, ami kölcsönös előnyökkel jár, ugyanis egyetlen csoport sem tud kiépíteni magának egy minden szimulációs és kísérleti lehetőset lefedő hátteret. Ezek az együttműködések komoly szerepet kapnak a projekt terveinek sikeres megvalósításában.

A kutatás összefoglalója, célkitűzései laikusok számára
Ebben a fejezetben írja le a kutatás fő célkitűzéseit alapműveltséggel rendelkező laikusok számára. Ez az összefoglaló a döntéshozók, a média, illetve az érdeklődők tájékoztatása szempontjából különösen fontos az NKFI Hivatal számára.

A plazmaállapot az ismert Univerzum legelterjedtebb anyagformája, az asztrofizikai objektumok nagy részét ilyen állapotú anyag alkotja. A plazmák közvetlen környezetünkben, pl. nagy teljesítményű fényforrásokban, plazmakijelzőkben is megtalálhatók, illetve laboratóriumi alkalmazásokban, pl. lézerekben, kémiai analízist segítő eszközökben. A plazmák, bár kevésbé látható módon, döntő szerepet kapnak a mindennapi életünket segítő eszközök (laptopok, okostelefonok, stb.) alapjául szolgáló integrált áramkörök előállítása során a szilícium és szilícium-oxid szeletek megmunkálásánál. Ezen technológiák nélkül nem lennének előállíthatók az említett eszközök, melyek nélkül életünk mára elképzelhetetlen lenne. Emiatt a társadalom felől, a "high-tech" ipar közvetítésén keresztül, komoly motivációja van az alacsony hőmérsékletű plazmák alapkutatásának. A projekt keretében tervezett kutatások ezen rendszerek fizikai alapfolyamatainak megértéséhez kívánnak hozzájárulni, illetve célként jelölik meg ezen folyamatok optimalizálását.

Summary of the research and its aims for experts
Describe the major aims of the research for experts.

Our aim is to conduct basic research on phenomena in ionized gases, where matter is in the low-temperature plasma state, far from thermodynamic equilibrium and charged particle transport is of non-equilibrium (non-hydrodynamic) nature. The central part of our topics are radio-frequency (RF) plasmas: our aim is to identify the power absorption mechanisms of electrons, as well as to find and to utilize the connections between the driving voltage waveforms and particle distribution functions. Most of these studies are planned for reactive gases and gas mixture plasmas, which, besides being attractive for basic science, have as well important applications in high-tech industry. We will also address the "bi-directional" coupling between the plasmas and boundary surfaces, in which both the plasma modifies surface properties and surface processes influence the plasma characteristics. We will also address the underlying physical effects in the nonlinear phenomena (spontaneous pattern formation, resonances, hysteresis effects, and temporal instabilities) in RF plasmas. Response functions and transport processes in "correlated systems", where the interaction between the charged particles has to be handled explicitly, will be investigated, too. Most of the work of our group will be based on computational approaches, but we also plan to develop an experimental apparatus in our laboratory to measure plasma properties. Aided by our collaboration network a variety of experimental diagnostics methods will be accessible for us in world-class laboratories, allowing experimental studies of most of the phenomena of interest and comparison of measured data with our computational results.

What is the major research question?
Describe here briefly the problem to be solved by the research, the starting hypothesis, and the questions addressed by the experiments.

The planned research targets understanding of various phenomena in ionized gases that are of broad current interest. The key questions of our research are: (a) How do reactive gas mixture plasma discharges operate and how can the distribution functions and the kinetics of charged particles be controlled in these systems? (b) What is the effect of gas mixtures on the actual mode of electron power absorption in radio-frequency discharges? (c) How do spatial and/or temporal patterns develop in radio-frequency discharge plasmas at specific operating conditions? (d) How do surface reactions influence the plasma properties in radio-frequency discharges and how does the plasma change surface properties? (e) How do complex plasmas react to external perturbations, how does the non-ideality of the plasma (strong correlations) influence transport processes, and how do Coulomb collisions influence charged particle transport? We shall answer these questions by a synergistic combination of simulation + experimental studies. The simulation studies will be based on various codes that have been developed in our group and will be properly extended (with diagnostics and plasma chemistry modules) for the specific topics. Experiments will be conducted both in Budapest and at our collaborating partners' state-of-the-art laboratories, where a wide range of plasma diagnostics methods are accessible. The understanding of these effects and phenomena paves the way to control discharge characteristics, such as plasma-chemical processes and particle distribution functions.

What is the significance of the research?

The primary aim of the planned research is to contribute to the advance of the understanding of the physics of ionized gases. As these physical systems serve also as the basis of many high-tech laboratory and industrial applications, the results achieved may as well significantly advance the field of applications. Perhaps the most important of low-temperature plasma applications are etching of silicon and silicon dioxide surfaces in integrated circuit manufacturing, deposition of semiconductor materials in solar cell production and plasma-assisted surface functionalization of materials of medical implants. Advances in such applications (supplying multi-billion Euros markets) can be made when the understanding of plasma properties is taken to the next step and the plasma properties can be controlled. Excluding the highly confidential industrial research there are about a few dozen significant groups working worldwide in the field, which address the questions of the present work. Half of these teams (none in Hungary) are competitors, but with the other half of them informal collaborations have been built up during the past years, as it is clear that none of the groups can have all the numerical skills and codes, and all relevant experimental facilities alone. This "network" has a stronger potential compared to the competitor groups. Our research network provides unique possibilities to achieve the goals targeted in this research.

The plasma state is by far the most widespread form of matter in the (known) Universe, as it is the "basic state" in various astrophysical objects, like stars, nebulae, and giant planets. Plasmas are also present in our immediate surroundings (e.g. street lighting, plasma display panels) and in laboratories (e.g. applied in lasers, chemical analysis, etc.), where a gas is ionized via collision processes, typically electron-atom encounters. Plasmas aid our everyday life, as well, although in a more hidden way, due to their role in fabrication of modern electronic circuits (by plasma etching of silicon wafers) and solar cells (by depositing semiconductor materials), as well as creation of biocompatible surfaces of e.g. medical implants (by plasma-assisted surface functionalization). Without these technologies high performance laptops, smart phones, and other high-tech products simply could not be built. The advance of all of these technologies, and many others, has been motivated by the needs of society and industry that aims manufacturing leading-edge profitable products. While the physics of ionized gases is indeed the foundation of all these applications, the latter have been optimized in many cases in an empirical manner due to the need for a fast response to the requirements. In depth investigations of plasma processes, such as planned here, can clearly lead to more systematic optimization of the applications and provide the possibility to manufacture devices with higher efficiency and improved performance.

A projekt keretében az alacsony hőmérsékletű plazmafizikának az érdeklődés középpontjában lévő területeit kutattuk, elsődlegesen reaktív gázokban és azok keverékében több harmonikusból szintetizált hullámformákkal gerjesztett rádiófrekvenciás gázkisüléseket vizsgáltunk. Kutatásaink célja a plazma önfenntartási mechanizmusa szempontjából elsődleges fontosságú energiafelvételi módjainak és az ezek közötti átmeneteknek a felderítése volt. Foglalkoztunk a rádiófrekvenciás plazmákban fellépő rezonanciákkal, spontán mintázatképződéssel és instabilitásokkal, ismereteket szereztünk a kétirányú plazma-fal kölcsönhatásról, valamint az alacsony hőmérsékletű plazmákban végbemenő transzportfolyamatokkal. A kutatásainkat a legtöbb téma egyidejű szimulációs és kísérleti vizsgálatával folytattuk, az előbbieket a csoportunk által fejlesztett szimulációs programokra alapozva, az utóbbiakat a saját, illetve külföldi együttműködő partnereink laboratóriumaiban végezve. A vizsgálati módszerek kombinálása lehetővé tette, hogy megértsük a kapcsolatokat a plazmák makroszkopikus, mérhető paraméterei és az egyes töltött részecskék mikroszkopikus szintjén végbemenő elemi folyamatai között. A kutatásaink a részecskék közötti kölcsönhatásnak azt a (nemideális, ill. erősen csatolt) tartományát is átfedték, ahol ezek következtében kollektív viselkedés lép fel; ezt a tartományt is mind sokrészecske-szimulációs módszerekkel, mind pedig kísérletileg is vizsgáltuk.

The project has focused on phenomena that belong to the forefront of basic research in low-temperature plasma science. Our investigations addressed the physics of radiofrequency discharges in reactive gases and gas mixtures driven by tailored voltage waveforms, in particular, the electron power absorption modes and mode transitions, resonances, pattern formation and instabilities in such plasma sources, as well as plasma-surface interactions and plasma response and transport processes have been studied in great details. Most topics have been addressed via joint computational approaches and experimental investigations, with a few exceptions that have only been approached from the theory/simulation side. The simulation studies have been based on kinetic codes developed by our group. Experimental studies were conducted in both our Laboratory and at collaborating partners. The synergistic combination of the computational approaches and the modern plasma diagnostics methods utilised in the experiments allowed linking the experimentally observable macroscopic properties with the elementary processes occurring at the microscopic level of individual charged particles. Our simulation studies have also covered the conditions where the interaction of these particles becomes prominent (in the nonideal and strongly coupled plasma domains), giving rise to collective effects. Such effects were studied also both computationally by many-body simulation codes and experimentally.
